i don't think it is possible to do it using silvaco or synopsys.
there are more advanced packages for these structures:
Atomistix (ATK)
you can download it from:
http://www.quantumwise.com/
you can register and they will give you a free license valid for three months
you can get another free licenses by delivering them different emails
enjoy ......
