本人在仿真齐纳二极管的稳压特性时。采用将三极管发基极B和集电极C短接的方式作为二极管,当电源电源从0扫到100V时,反向偏置的二极管仍然没有击穿,不知道为什么?设置没有问题,难道是模型问题?以下是BJT hspice模型:
