MOS is voltage controlled current source, while BJT is current controlled current source. Since BJT uses current as the control component, BJT needs more charges, in turn longer time to get the desired operation. But MOS needs to establish the reverse-layer first before it can perform as a current source, or in other words, MOS has a significant threshold voltage. The capacitances in MOS (much larger than BJT's) could be changed dramatically at high frequencies, which limits the use of MOS in high frequency applications. This is my HO.
